Abstract

We present a heterogeneously integrated distributed feedback (DFB) diode laser with tantalum pentoxide waveguide on a silicon substrate, with a maximum output power of 5 mW per facet at 1020 nm wavelength and a side mode suppression ratio of 22 dB.
