High power, low noise single quantum well self-aligned AlGaAs lasers for optical disk recording

Abstract

Recently, demands for transverse-mode stabilized AlGaAs lasers providing high output power under write operation and low optical feedback noise under read operation have been increasing for use as light sources in optical disk recording systems. Available AlGaAs lasers with conventional double heterostruoture (DH) active layer (active layer thickness >400 Å) have been limited to 30-40-mW write output power and — 120-dB/Hz relative intensity noise (BIN) at 3-mW read output power because of the trade-off relation between maximum output power and BIN at read output power. We report improvement in output power and noise characteristics for self-aligned AIGaAs lasers by employing a single quantum well (SOW) active layer.
