Abstract

Recently we demonstrated that the active layer photomixing technique produces parasitic-free modulation in semiconductor lasers.1,2 Our use of this modulation technique in a single quantum well (SOW) laser structure has revealed an interesting optical gain effect. When optically pumping a small region of the active layer, we measured output modulation power up to 4.0 times larger than the absorbed optical input power. Here we report these experimental results and propose a theoretical explanation.
