Abstract

Ultra-high-speed optical fiber communication ICs beyond 40 Gbit/s are described. 0.1-µm gate-length InP-based HEMTs are mainly used. Future trends including the optoelectronic approach toward and beyond 100 Gbit/s are addressed.
