Nonequilibrium Phonons and Disorder in AlxGa1-xAs

Abstract

Despite alloy disorder, picosecond Raman measurements show significant nonequilibrium phonon effects in AlxGa1-xAs. The virtual crystal approximation is demonstrated to apply. Implications for heterojunction devices are considered.
