Fast Gated InGaAs/InP Single-Photon Detector for Gigahertz Quantum Communications and Atmospheric Sensing

Abstract

Advanced harmonic-subtraction gating with an InGaAs/InP avalanche diode supports high-efficiency (>40%) single-photon counting at rates >108 s-1 with noise-count-per-gate probabilities ≈ 10-4, and we demonstrate its suitability as a receiver for free-space LIDAR.
