Ultra-narrow gating of InGaAs/InP SPAD for high-detection-efficiency low-error-rate high-speed single-photon detection

Abstract

An InGaAs/InP SPAD is biased and readout using RF interferometry with frequency contents spanning four harmonics, resulting in high detection efficiency >0.40, and ultra-low afterpulsing < 0.008, even at detection rates up to 108 s−1.
