Electron-Electron Scattering Rate Deduced from Nonthermal Electron Distribution in GaAs

Abstract

We have observed a nonthermal energy distribution of electrons in GaAs on time scales greater than 10 ps, at extremely low densities. This is achieved using a streak camera to detect the band-to-acceptor luminescence from GaAs samples with p-type germanium doping.
