Abstract

Short cavity lasers have some interesting characteristics that are very attractive for optoelectronic integration. Its short photon lifetime resulting in a high relaxation oscillation frequency lends itself well to high frequency modulation.1 Its low pumping volume leads to a low transparency current and potentially a low threshold current. The etched facet technology that is needed to make short cavity lasers is also essential for integration. We presented a low threshold current ridge waveguide etched facet short cavity AlGaAs/GaAs laser.
