Metal-organic chemical vapor deposition (MO-CVD) is a very attractive technique for controllable and reproducible production of AlGaAs laser diodes. It has previously been confirmed that TJS laser diodes grown by MO-CVD have good initial characteristics and small distributions of the characteristics.1 For practical applications, the capability to yield long-lived lasers is required for MO-CVD material. We report the results of life tests of TJS laser diodes grown by MO-CVD.
