Abstract

Space - modulation characteristics of the emission (SMCE) of stripe - geometry DH lasers without lateral confinement have been studied both experimentally and theoretically.

Experimentally , the modulation phase dependence on the lateral beam coordinate was found. We suggest the displacement of a laser lateral pattern under the direct current modulation to be responsible for this phenomenon.

Theoretically, the injection current - induced laser pattern displacement has been demonstrated by direct numerical solution of the corresponding one - dimensional wave equation, with the complex permittivity being taken of the asymmetric Epstein layer form.
