Abstract
We present theoretical analysis of novel, superradiant regime in quantum well semi-conductor lasers. Superradiance (superfluorescence) is optimal for ultrashort pulse generation in lasers since it provides the maximum possible coherency of emitting particles in an active medium and the highest possible rate of stimulated transitions. However, in modern semiconductor lasers cooperative effects in the radiative electron-hole recombination are suppressed due to very fast incoherent relaxation of polarization originated from intraband carrier scattering.
