Monolithically integrated cavity mode-locked two-segment semiconductor lasers at 1.5 μm

Abstract

We report on mode-locking of monolithic cavity fully active two-segment lasers at 1.5 μm and frequencies around 20 GHz. The lasers need very low cw threshold current and modulation power. Optical pulses shorter than 16 ps are observed.
