Abstract

We have fabricated laser diodes and driver, which are the elements of an optical-transmission module that is applicable to an autonomous navigation system. High output, broad area 1,550 nm InGaAsP/InP MQW lasers were fabricated using MOCVD equipment. The fabricated LDs have 10W high peak powers under 340V injection voltage and 30KHz pulse operation. Also, the output optical pulse signals had 4 ns width or lower which is determined the capacitor and resistor of driving circuit.
