Frequency modulation response of quantum-well lasers

Abstract

The model for quantum-well (QW) semiconductor lasers proposed in1,2 predicts the intensity modulation (IM) response with accuracy. To compute the frequency modulation (FM) response, a fourth rate equation for the phase of the optical field is needed. Meanwhile, it has been suggested that transport time effects across the separate-confinement-heterostructure (SCH) can enhance the FM efficiency.3−5
