Abstract

Electrically pulsed GaInNAsSb-based, vertical cavity surface emitting lasers (VCSELs) at 1534nm are reported. The lasers operated below −25C due to a gain-cavity misalignment. These are the first monolithic, C-band VCSELs on GaAs.
