Abstract

External modulators which can be monolithically integrated with semiconductor DFB lasers seem to be key components in high density wavelength division multiplexing (WDM) systems, because they exhibit lower frequency chirping in contrast to direct modulation of lasers. Although a number of III–V semiconductor electroabsorption modulators have been reported as candidates, they cannot exclude frequency chirping by the accompanied phase modulation.1,3
