Abstract
Recently dynamic single-mode (DSM) lasers represented by distributed feedback (DFB) and distributed Bragg reflector (DBR) lasers have been investigated in many laboratories for the high-capacity optical communication system in the 1.5-μm wavelength region. Above all, DBR lasers have several superior points compared with other lasers, namely, stable single-longitudinal-mode operation, possibility of low-threshold current by shortening the active region1 and suitability for optical integration. In this paper, taking advantage of the bundle-integrated-guide (BIG) structure proposed by Tohmori et al.,2,3 we improve the fabrication process and easily produce BIG-DBR lasers emitting at 1.5 μm with high-coupling efficiency between the active waveguide region and the external DBR region.
