Abstract

GaAs/AlGaAs optical modulator is fabricated on low-loss W-type p-i-n rib waveguide to obtain a low switching voltage by enhancing the quadratic electro-optic(QEO) effect. By analyzing the TE and TM mode dependence of the modulation characteristics, we find that the refractive index change due to the QEO effect is about 10 times larger than that caused by the conventional linear electro-optic(LEO) effect.
