Demonstration of High Performance Single-Mode Surface-Emitting DFB Lasers

Abstract

We present a novel single-mode surface-emitting DFB laser based on surface gratings. The fabricated laser demonstrated the threshold current of about 2mA, SMSR >40dB, relaxation oscillation frequency ~17GHz, and divergence angle of 26×°21°.
