630 nm-band low noise AIGalnP visible laser diodes with self-sustained pulsation

Abstract

Short wavelength and low noise lasers are desirable for application such as high density optical disk systems. We developed low noise 680 nm-band AIGalnP visible laser diodes with self-sustained pulsation.1 Shorter wavelength 630 nm- band AIGalnP visible laser diodes are expected to become the next key devices.2 630 nm-band laser diodes are difficult to pulsate stably in comparison with 680 nm-band lasers because a saturable absorber indispensable for pulsation is difficult to be formed due to a misoriented substrate. In this paper, we successfully developed 630 nm-band AIGalnP visible laser diodes with the relative intensity noise (RIN) as low as −130 dB/Hz at the output power of 4.0 mW at the optical feedback ranging from 0.001 to 10%. This laser has self-sustained pulsation phenomena, which is successfully fabricated by two-step wet etching.
