Coherent operation of injection locked 2-D monolithic surface emitting laser diode arrays

Abstract

Injection locking of discrete edge emitting semiconductor diode lasers to an external master oscillator (MO) has been successfully demonstrated for single stripe devices,1 linear arrays,2,3 and broad area lasers.4 We report on the injection looking of a composite resonator comprised of two rows of coupled surface emitting linear arrays. Each row consisted of five linear arrays (ten elements each) connected by ridge waveguides within the row. Another linear array was used to couple the two rows together and allow injection from an external MO. Evanescent coupling was the main coupling mechanism between the array elements as well as between arrays and interconnecting waveguides.
