Wavelength-tunable actively mode-locked monolithic laser with an integrated vertical coupler filter

Abstract

Active mode locking was achieved at discrete wavelengths from 1544.5 to 1564.7 nm in a semiconductor laser with a monolithically integrated vertical-coupler filter. Over a 20.2-nm wavelength range, 10–12-ps pulses were measured at a repetition rate of 15.8 GHz.
