Strain effects on exciton saturation in quantum-well optical modulator devices

Abstract

A calculation of the dependence of the saturation intensity in quantum wells on lattice-mismatch-induced biaxial strain, including valence-band-mixing effects, excitons, and screening within a quasi-static single-plasmon-pole approximation, is presented. The model is shown to compare well with experiment. It is found that for decoupled light-hole and heavy-hole bands the saturation intensity is generally linear in proportion to the strain and dramatically increases for strains at which the heavy-hole and the light-hole bands are degenerate.
