Far Field Behavior of Bragg Reflection Waveguide Lasers

Abstract

In this letter, we report the vertical far-field (FF) behavior of 980nm InGaAs/GaAs edge-emitting lasers based on single-sided and dual-sided transverse bragg reflection waveguide (BRW). For the single-sided BRW laser (BRLs), the symmetric two lobes located at ±32° with full width at half maximum (FWHM) of 11.6° are shown in the vertical FF. The high slope efficiency ~0.92W/A and continuous wave (CW) output power >1.5W (3.2W pulsed) have been obtained. It was demonstrated theoretically that an extremely narrow vertical FF can be achieved in the dual-sided BRLs.
