Growth Studies of Quantum Cascade Lasers With CurrentBlocking Structures

Abstract

Buried-heterosturcture regrowths have very significant impact on quantum-cascade- laser (QCL) threshold, output power, and reliability. We report detailed BH regrowth studies on QCLs along different crystal orientations. Low-leakage blocking layers were successfully developed for high-performance QCLs.
