Abstract

Intersubband scattering and dephasing processes in semiconductor quantum wells, which determine population and dephasing lifetimes, τ and T2 correspondingly, set the limit for the operation of most of unipolar lowdimensional devices. We studied in this work a set of multiple quantum well (MQW) structures, at 300 K, with narrow (26-65 Å) well widths and large subband spacings, E12 between 454 and 138 meV using short midinfrared pulses from a novel optical parametric generator system.
