Intervalence band scattering and thermalization of hot holes in p-type germanium studied by femtosecond infrared spectroscopy

Abstract

Intra- and intervalence band scattering are important for the ultrafast nonequilibrium dynamics of hot holes in semiconductors. Until now, these phenomena have mainly been investigated by means of the subpicosecond time evolution of interband absorption1 or luminescence2 due to a photoexcited electron-hole plasma. In this paper we present the first, to our knowledge, time-resolved observation of intervalence band scattering and hole thermalization in a p-type material by monitoring the transient intervalence band absorption with the help of femtosecond pulses in the mid-infrared.
