Abstract

Carrier density is the best parameter to characterize optical nonlinearities in multiple quantum wells (MQWs).1 However it is usually obtained by estimation based on the other parameters. In cw measurements the carrier lifetime (which is a function of the carrier density) usually determines the accuracy of this estimation.1
