Triple Junction GaAs High Efficiency Epitaxial Lift-Off Solar Cells

Abstract

MicroLink Devices has developed flexible, lightweight, high efficiency III-V inverted metamorphic multi-junction (IMM) solar cells that are attractive for mobile, terrestrial, airborne, and space applications. The solar cells are detached from their 6-inch diameter GaAs growth substrates using the epitaxial lift-off (ELO) technique, making the cells flexible and lightweight, and enabling reuse of the growth substrate. MicroLink’s ELO triple-junction solar cells have achieved NREL-certified 37.75% AM1.5G 1-Sun power conversion efficiency.
