InAs Quantum Dot DFB Lasers on GaAs for Uncooled 1310nm Fiber Communication

Abstract

1310nm distributed-feedback (DFB) lasers using InAs quantum dots on GaAs substrates demonstrate a threshold as low as 10.5mA at 100°C. Engineering the DFB yields a slope efficiency variation of +/- 5% to 85°C.
