Abstract
Now several kinds of modulator-integrated DFB lasers are commercially available. Such 1.5-µm-wavelength modulator- integrated DFB lasers have been widely installed in practical 2.5-Gbit/s optical fiber transmission systems. Their low chirp characteristics made a transmission distance over 200 km even using nondispersion-shifted fibers. To upgrade the bit rate to 10 Gbit/s, further improvements in the chirp characteristics were strongly required. Here we introduce our 10-Gbit/s MQW structure modulator-integrated DFB lasers.
