Abstract
Tunable lasers with rapid tunability are indispensable for optical frequency-division-multiplexed (FDM) networks. Although a frequency switching time of 0.4 ns has been reported in multielectrode distributed-feedback (DFB) lasers,1 thermal frequency drift after the switching2 makes it difficult to stabilize the optical frequency for a sufficient duration. We demonstrate a drastic suppression of the thermal frequency drift in an enhanced-plasma-effect (EPE) laser, which is a novel multiple- quantum-well (MQW) DFB laser having a very thick p-side separated-confinement-helerosLructure (SCH) layer, as shown in Fig. 1. Carrier density in an SCH layer increases with bias current owing to the carrier-transport effect.3
