Abstract
The low chirping characteristics of an external modulator integrated distributed-feedback (DFB) laser make the device very attractive for use in long-distance multigigabit dispersive optical fiber transmission systems.1,2 So far, based on the quantum size effect, multiquantum well (MQW) structures have drastically improved characteristics of both lasers and modulators. However, monolithic integration of MQW devices has been difficult, because optical coupling between different MQW waveguides was not too efficient using current regrowth techniques.
