Abstract

A monolithically integrated light source consisting of a single wavelength laser and an external modulator is a promising candidate for a low chirp signal source in multi-Gbit/s and long haul optical fiber communciation systems in the 1.5-μm range.1-3 We report details of the fabrication and high speed performance (5 Gbit/s) of a semi-insulating (S.I.) InP buried integrated light source.
