Narrow linewidth and wavelength tunable multiple quantum well λ/4 shifted distributed feedback laser

Abstract

Coherent optical fiber communication systems require a narrow linewidth and wide wavelength tunability. Recently we reported a multielectrode λ / 4 shifted DFB laser with a long cavity exhibiting narrow linewidth, wide wavelength tuning range, and high output power.1 A reduction of the linewidth was also reported in the InGaAs multiple quantum well DFB laser.2 We introduce the MQW structure grown by MO-VPE into this structure and achieve a narrow linewidth of 350 kHz, which is the smallest value in laser diodes without external components.
