Abstract

The lack of an automatic power control (APC) and dc bias setting of the present generation of the laser diodes (LDs) is a great hindrance to achieving high-density optoelectronic integrated circuits (OEICs). Both of these needs can be met if the threshold current lth is reduced far below the driving current. Here we describe the first (we believe) successful demonstration of Gbit/s APC-free zero-bias modulation using very low lth GaAs/GaAIAs multiquantum well (MQW) lasers.
