12.5-GHz direct modulation bandwidth and Impedance charactaristics of vapor-phase regrown 1.3-μm InGaAsP BH lasers

Abstract

A small signal intrinsic modulation bandwidth of a record 12.5 GHz is reported for vapor phase regrown buried heterostructure lasers (VPR-BH) operating at a bias optical power of only 6.9 mW/facet. In addition, the optical modulation amplitude remains flat to 12.5 GHz, which has not been previously obtained in InGaAsP lasers.1,2 In Fig. 1, the optical response to a constant amplitude small signal sinusoidal driving current Is shown at different frequencies and different bias optical power. In Fig. 2, the bandwidth vs the square root of bias optical power is plotted. A straight line is obtained consistent with the bandwidth formula3,4
