Abstract
0.5W fiber-output power with a slope efficiency of 0.36W/A at 25°C is demonstrated from a 2mm long ridge waveguide structure using AlGaInAs/InP material. At 70°C 300mW fiber-output power with a slope efficiency of 0.29W/A is obtained. Characteristic temperatures T0=99K, T1=348K and Tmax=232°C were measured.
