Abstract

Ultrashort optical pulses at 400 nm generated from a dispersion-compensated GaInN mode-locked semiconductor laser diode were compressed down to 140 fs using a nonlinear pulse compressor. The pulse energy after the nonlinear pulse compression was estimated to be 8.5 pJ, yielding a peak power of 60 W. This is the shortest pulse duration and highest peak power ever obtained using a GaInN mode-locked semiconductor laser diode.
