Abstract

Multi-section distributed-feedback lasers with surface gratings have been fabricated, without re-growth, by employing nanoimprint lithography. High-frequency photon-photon resonance was exploited to extend their direct modulation bandwidth beyond the limitations set by the carrier-photon resonance.
