Optimization studies of single transverse mode 1.55 μm ridge-waveguide lasers

Abstract

1.55μm InP-based quantum well lasers have been optimized for high power and single transverse mode into an optical system. The maximum output power is exceeding 100mW in single transverse mode operation, with 55% slope efficiency.
