Single-Mode Interband Cascade Lasers with Reduced Contact Duty Cycles

Abstract

The cw threshold current at room temperature is lowest and the slope efficiency highest for DFB interband cascade lasers with reduced duty cycle of the top electrical contact. All DFBs operated in a single spectral mode.
