Design of a hole-based THz intersubband laser

Abstract

A hole-based THz intersubband laser design is introduced in GaAs/AlGaAs superlattices. Theoretical investigation indicates peak gain of ~ 27 cm1 for TE polarized field, which is forbidden by intersubband selection rule for electron-based designs.
