Abstract
Mid-IR (3.9 µm) type-II interband cascade lasers based on InAs/GalnSb het-erostructures are demonstrated. Devices, under differing conditions, show lasing up to 217K, peak output powers exceeding 4W/facet at 80K, and cw operation at 70K.
