Simulation Of Saturation And Relaxation Of Intersubband Absorption In Doped Quantum Wells

Abstract

The large dipole moment for far-infrared (FIR) excitation between ground and higher subbands in doped semiconductor quantum wells (QW) gives rise to a peaked absorption spectrum,1 which has been proposed for various optical functions in the 10 micron range:2-5 in determining maximum operating frequency of such devices it is important to know the carrier relaxation times® The most direct determination of the intersubband relaxation time has come from time-resolved mensurements6, in which a relaxation time of around 10ps, was found: this time is significantly longer than predicted by single theory.7 Below we outline our Monte Carlo simulation for the saturation and relaxation of the intersubband absorption peak, subject to resonant radiation.
