Abstract
Threshold currents of only 7,16, and 35 mA were required at 12, 80, and 100 K, respectively, in a laser that could operate with at least 400-mA current drive at 80 K. Lasing at record high temperatures, well within thermoelectric cooling range, was also achieved.
