Design of Nanophotonic MOS Solar-Blind Avalanche UV Detectors

Abstract

We design a novel nanophotonic metal-oxide-semiconductor structure coupled with avalanche gain in Si for solar-blind UV detectors. The efficiency can reach >500%, and the solar-blind behavior is achieved without using wide-bandgap semiconductors.
