Subduing or Harnessing Surface Recombination for CW Nanolaser or Fast Optical Switch Heterogenously Integrated on SOI

Abstract

CW laser with 4µW threshold and 12ps recovery time ultrafast switching activated with 40fJ is demonstrated with hybrid Photonic crystals on SOI structures bringing III-V semiconductor/silicon photonics to the to nanophotonic world.
