Abstract

Separate absorption, charge and multiplication (SACM) avalanche photodiodes (APDs) are investigated using a frozen field Monte Carlo (MC) approach. Gain-bandwidth limitations are analyzed by investigation of carrier arrival times at various positions within the device.
